Abstract:

Man-made semiconductor nanostructures
provide us with new ways to investigate
condensed matter under conditions of
reduced dimensionality (e.g. the quantum
hall effect). Moreover, they are
revolutionizing optoelectronic
technology (e.g. quantum-well laser
diodes).{1} Unfortunately, conventional
analytical techniques measure
structural, chemical, or electronic
properties that are averaged in one or
more dimensions over several tens of
nanometers and thus they are not
sufficient to physically characterize
such nanostructures. On the other hand,
scanning tunneling microscopy (STM) is a
technique that measures such properties
with atomic or near-atomic resolution in
the lateral and depth dimensions (all
three spatial directions). Thus STM on
appropriate cross-sectional
semiconductor surfaces allows the
measurement of such properties across
buried nanostructures on an atomic or
near-atomic scale. In this talk, I
describe recent work involving the
UHV-cleaved (110) surface of III-V
compound materials. In particular, I
demonstrate atomic-scale chemical
sensitivity which allows the assessment
of interface roughness as well as alloy
clustering and ordering in various
heterostructure systems including
GaAs/AlGaAs planar and wire systems.
Moreover, I demonstrate that individual
dopants can be imaged directly, which
allows the measurement of doping
profiles in modulation-doped structures
with atomic precision. With these
abilities, cross-sectional STM is
uniquely able to measure the important
physical properties of suitable
semiconductor nanostructures on an
atomic or near-atomic scale.
